Abstract | A cascode connection of high voltage bipolar transistor and low voltage MOSFET, called BI-MOS switch, is described. The BI-MOS switch allows to obtain the characteristics requirements of the PWM inverters, like high overcurrent capability, low switching losses, high speed switching and high current gain. An ultrasonic carrier frequency PWM inverter has been developed employing BI-MOS switches in order to obtain a minimum harmonic components on the output voltage. | |||||
