Abstract |
We have developed a lOOO A 2500 V pressure mount RC-IGBT to be used for traction inverter applications and so
on. To ensure reliability of thermal fatigue and power cycling, this RC-IGBT has a pressure mount package which is very
similar to that of a conventional 75mm GTO. This RC-IGBT contains multipie IGBT chips and FWD (Free Wheeling
Diode) chips, and these chips are compactly mounted on a molybdenum plate. In order to press these chips uniformly, we
have newly designed an emitter copper electrode. As a result of operation test, this RC-IGBT shows higher operation
performance than that of a conventional GTO. In addition it shows high reliability performance equal to that of a
conventional GTO. A typical value for tum-off losses (Eoff) was 1.2J at Vcc = I5OO V and Ic = IOOO A for a device with a
saturation voltage of 5.O V at IOOO A without snubber. A typical value for turn on losses (Eon) was O.4J at Vcc = 1200 V and
Ic = 1000 A. The RC-IGBT could be used under the condition of three times the operating frequency of an equivalent GTO.
Furthermore the result of thermal fatigue test shows that the RC-IGBT meets the requirements of reliability for traction
inverter applications and other tough applications. |
